The Study of Zinc Oxide Nano-Sheet Photodetector by Low Temperature Solution Growth Method

This study presents the fabrication of ZnO nanosheets on a glass substrate using a room-temperature (approximately 25oC) solution method. The average length and diameter of the ZnO nanosheets were 2.2 μm and approximately 20 nm, respectively. The ultraviolet (UV)-to-visible rejection ratio of the sample is approximately 42 when biased at 1 V, and the fabricated UV photodetector is visible-blind with a sharp cut-off at 370 nm. The transient time constants measured during the rise time and fall time were 3.32 s and 6.33 s, respectively. UV photoresponse of ZnO nanosheets is measured in air under different humidity conditions to study the competitive surface effects of oxygen and water vapor. During UV illumination, it was found that the current decreases gradually under high humidity, whereas the current increases under low humidity. In the recovery phase, a change of two to three orders of magnitude in the decay time is observed by varying the humidity.
