Simulation Study of Ultrahigh Conversion Efficiency of InGaN Solar Cells with Intermediate Bands

Popis: | 101 In this study, we have successfully obtained the ultrahigh conversion efficiency of InGaN solar cells with the intermediate bands using AMPS-1D software. The structure of the intermediate bands (IB), which are located between the conduction bands and the valence bands and can be achieved by employing the multiple quantum wells, can increase the utilization rate of the solar spectrum for the photovoltaic devices. The best conversion efficiency of the 1 IB, 2 IBs and 3 IBs are 43.68%, 49.76% and 52.61%, respectively, much higher than that (41.76%) of the InGaN solar cells with the tadem structure, the triple junctions. The concepts of the structure of the intermediate bands and the tandem are increasing utilization rate of the solar spectrum, but the structure of the tandem have matching problem of current, the minimum short-circuit current will limit the total short-circuit current of the device. Therefore, the utilization rate of the solar spectrum of the intermediate bands structure are superior to that of the tandem structure. |
