The Effect of Annealing on the Magnetic Properties of the GdFeCo/TbFeCo Perpendicular Magnetic Tunnel Junction

Popis: | 96 The effects of annealing temperatures, thickness of MgO layer, and the deposition of ultrathin Mg layers on one or both sides of the MgO layers in GdFeCo/Mg/MgO/Mg/TbFeCo multilayers, pMTJ structure, were investigated by focusing on their structural and magnetic properties. The annealing temperatures were 150℃, 250℃, and 350℃. The MgO thickness is from 0.5 nm to 2.0 nm and the Mg thickness is 0 or 0.4 nm. The cross-sectional microstructures of samples were viewed by a transmission electron microscope (TEM) and the magnetic properties of samples were determined by an alternating gradient magnetometer (AGM). The results showed that magnetic layers of the sample without ultrathin Mg layers had a coercivity reduction with increasing the annealing temperature and the magnetic property of pMTJ become worse at 350℃. The saturation of magnetization is decreased as annealed temperature increase for all samples. The change of magnetization direction for the samples with ultrathin Mg layer is easer than that the samples without ultrathin Mg layer. The coercivity for the samples with ultrathin Mg layer is higher than that the samples without ultrathin Mg layer. Moreover, it can be seen that the GdFeCo layer coercivities oscillate with the MgO thickness. |
