The desired components and final products of electronic products are thinner and smaller. It results in the smaller size in micro mask, higher operation frequency, higher power consumption and higher numbers of pins of electronic components. The above objectives, rely on the previous development of manufacturing technology and the following packaging technology. Hence, the R&D of IC packaging technology including the R&D of process technology, the R&D and application of equipment, the R&D and application of materials and measure technology, is the key issue in this industry. This research is focused on the selection and evaluation on R&D process technology project management through Fuzzy Analytical Network Process(FANP). We consolidate the professional opinions to identify the key decision criteria on evaluation of process technology project management. The key decision criteria can serve as the decision mechanism on selection of process technology project management. Our results have been implemented in R&D department in an IC packaging company located in central Taiwan.
