The first blue LED was invented by Japan Nichia Co. in 1996,and with the help of Nd-YAG phosphor,they had white light LED。In 2000,the first white LED developed without the help of phosphor。Since then,the white light LED became a new lighting industry。 ZnO/MgZnO homostructures (heterostructures) were deposited on Si substrates by DC Magnetron Sputter and RF Magnetron Sputter,respectively,for the applications of short wavelength LED。This study analyses the optoelectronic characteristics of the various ZnO/MgZnO homostructures (heterostructures) by XRD、PL、SEM and I-V techniques。 The device of Ag/n-MgZnO/ZnO/p-MgZnO/p-Si/Ag shows better electrical property,XRD of ZnO analyses that shows the good epitaxy structure,the proportion of the oxygen will affect the wavelength of emission of ZnO。
