Popis: | The hydrothermal method has been widely used for the growth of phase-pure BiFeO3 films at low temperatures and low cost. However, most films were quite thick and rough and barely exhibited ferroelectric switching. Here, we report the effects of thermal annealing on electric conduction in hydrothermally-grown BiFeO3 thick films on Nb:SrTiO3 substrates. High-resolution X-ray diffraction measurement revealed a relaxed and incoherently-strained layer on top of a highly-strained BiFeO3 layer. The leakage current of the BiFeO3 thick film was greatly increased for forward bias after thermal annealing in N2 gas. These results suggest that the control of hydroxyl defects and oxygen vacancies in an incoherently-relaxed BiFeO3 layer is the key factor for the hydrothermal growth of high-quality BiFeO3 thick films with ferroelectric switching. |
