Temperature and polarization dependence of the optical gain and optically pumped lasing in GaInNAs/GaAs MQW structures

Popis: | We present the experimental investigation of the optical gain in GaInNAs/GaAs multi‐quantum well laser structures using the variable stripe length method. The low temperature gain was typically in the order of 100 cm−1, while at room temperature lower gain values of ∼ 50 cm−1 were observed. Optically pumped lasing was detected from cleaved resonator samples and a T0 value of approximately 90 K was obtained. The emitted light was predominantly TE‐polarized as expected for compressively strained quantum wells. |
