Popis: | Spectral photoresponse of homogeneous cascade (multijunction) photoelectric converterеs (PC) on the basis of real tunnel nano-structures prepared by precision epitaxial growth technologies upon base single PC - monocrystalline substrate with diffusion layers, and optimized for particular (specific) radiation wavelengths have been studied. Planar high-voltage solar cells are one of the such structures application. For cascade silicon PCs, photoresponse dependences on spectral charge carrier collection efficiency in the base PC, semiconductor structure design and fabrication technology parameters have been analyzed. |
