Popis: | Expressions for the concentration of the minority and majority carriers in the illuminated space charge layer of Schottky barrier structures are obtained. The dark current and the photocurrent are determined from the minority and majority carrier concentration at the metal-semiconductor boundary of Schottky barrier structures. The correction to the Gartner expression for the quantum efficiency of the Schottky barrier structures is given. A qualitative estimation of short-wavelength decrease in the quantum efficiency of Schotky barrier structures is proposed. |
