Popis: | The energy levels, wave functions, and matrix elements of optical dipole transitions are calculated numerically for superlattice quantum-cascade structures. The effect of spectral broadening on the shape of emission spectra is estimated and semiphenomenological asymmetric profiles of emission line broadening are proposed. It is shown that the electroluminescence spectra well agree with the calculated spontaneous recombination spectra. |
