Analysis of the current carrier concentration distribution and threshold properties of stripe-geometry GaxAl1-xAs lasers

Popis: A calculation is made of the distribution of the current carrier concentration in the active region of a proton-bombarded stripe laser at the threshold of generation. Current spreading and carrier diffusion in the active region of the double-heterostructure laser are taken into account. Current density distribution along the active region, the threshold of the zero order transverse mode via the proton penetration depth, and the additional gain necessary for the first order mode excitation are determined. The theory developed can be applied for the analysis of all types of stripe lasers. The theoretical results are in a good agreement with experimental data. [Russian text Ignored]
