Mid-IR lasing up to 260 K in HgCdTe/CdHgTe QW structure with microdisk resonators under optical pumping

Popis: We report on lasing up to 5.1 μm in an array of microdisk resonators of various sizes (5 – 40 μm in diameter) formed from the waveguide heterostructure with multiple HgCdTe/CdHgTe quantum wells (QWs). The lasing was observed at temperatures as high as 260 K, which is achievable with thermoelectric cooling. FWHM of laser line at 100 K was less than 1 meV, which is several times lower than FWHM of single-pass stimulated emission line obtained from the same structure without microdisk resonators processed.
