Electron concentration and mobility in cds single crystals

Popis: | n-type CdS crystals were grown by a sublimation method. Hall effect and conductivity in the crystals were measured in the temperature range from 80 to 400 °K. Analysis of the Hall coefficient data yielded donor activation energies which change with donor concentration as Ed = (0.032 – 3.2 × 10−8N1/3d) eV. It is supposed that the relevant donors in our undoped crystals are connected with S vacancies. The analysis of mobility showed that in the purest samples the electron mobility is limited by polar optical phonon, deformation potential, and piezoelectric scattering. Quantitative agreement between the theoretical and experimental curves was found for m*/m = 0.18 and E1 = 13 eV. The behaviour of mobility as a function of impurity concentration could be well described taking into account the simultaneous scattering on ionized and neutral impurities. [Russian Text Ignored]. |
