Popis: We study the operating speed of high-speed photodetector based on GaSb/GaInAsSb/GaAlAsSb heterostructure with frontal bridge contact depending on the wavelength, radiation power, and bias voltage. The ultra-fast fiber lasers and high-speed oscilloscope were used for measurements.
