Popis: | In semiconductors with bipolar photoconduction the measurements of the electrical conductivity and the Hall effect are not sufficient for the determination of the carrier densities and mobilities. In this case the acoustoelectric effect may be used as an independent method to obtain further relations for the analysis. The acoustoelectric Hall effect and the field dependence of the acoustoelectric current were measured in photosensitive CdTe single crystals with high resistivity at a frequency of 23 MHz. The strong influence of traps on the acoustoelectric phenomena could be explained using a theoretical model including the different trapping parameters for electrons and holes. |
