Popis: | We present a fully time dependent description of active mode-locking of a semiconductor laser in an external cavity. This is accomplished by expanding the carrier population in a harmonic series with time dependent complex expansion coefficients. These coefficients are determined by a set of first-order differential equations which are coupled to the differential equations for the field modes. Our simulations give both the pulse shapes and the carrier population as functions of time as well as the intensity spectrum and the electric field phases. We distinguish two pulsing regions delineated by their spectrum and to some extent the relative electric field modal phases. The first region is akin to mode-locking and is characterized by an unshifted symmetric spectrum with approximately equal adjacent electric field phase separations.
