A balanced W-band frequency-multiplier-by-six has been proposed in this paper. The multiplier is implemented in a whole microstrip transmission line environment using 70nm GaAs mHEMT technology. The frequency-multiplying function is achieved by using a cascade of balance tripler and doubler stages. The simulation results demonstrate that the multiplier achieves an output power of 3dBm, with an associated conversion gain of 24dB, corresponding to a frequency range from 85GHz to 95GHz. Unwanted harmonics in the output spectrum are suppressed by more than 30dB. |
