Anomalously Large Burgers Vectors of Screw Dislocations in Gallium Nitride Nanowires

Popis:	The results of structural studies of GaN nanowires containing screw dislocations are presented. It is found that the length of the Burgers vector of dislocations may reach 5 nm, i.e., exceed many times the c parameter of the gallium nitride unit cell. The formation of such dislocations leads in some cases to the occurrence of an ordered sequence of basal stacking faults with a period of 1.3–3.9 nm.
