L-point backfolding in orderedGaInP2determined by electroabsorption measurements

Popis: | We have studied a series of single variant-ordered ${\mathrm{GaInP}}_{2}$ bulk samples by measuring the Franz-Keldysh absorption. We observe a high-energy transition approximately 0.4 eV above the band gap, which originates from the back-folded conduction L band. It exhibits a strong polarization anisotropy and shifts linearly to higher energies with the ordering-induced decrease of the band gap. These measurements indicate, that about 20% of the band-gap reduction is due to the valence band, which is shifted upwards. |
