Heat effect as a cause of enchancement of microwave nonlinearity of planar SrTiO3 capacitors on sapphire substrates at T=78K

Abstrakt: Nonlinear response of SrTiO3 planar capacitors to one-tone and two-tone microwave (f ≈ 4GHz) signals of high intensity at T = 78K and T = 300K were measured and simulated. Nonlinear response to one-tone signal at both 78K and 300K and to two-tone signal at 300K correlated well with the nonlinearity extracted from the small signal capacitance-voltage characteristics. The drastic enhancement of the nonlinearity was detected at T = 78K in the response to two-tone microwave signal. Heat effect on SrTiO3 capacitor nonlinearity was analyzed and it was shown that the temperature oscillations with the beating frequency led to the increase in capacitor nonlinearity measured at T = 78K.
