This work reveals the theoretical investigation of the piezoelectric response of bulk wurtzite binary nitrides (AlN, GaN, InN). The piezoelectric response of these nitrides has been predicted, considering the influence of polarization field on the mean free path of acoustic phonons. In the presence of the polarization field, the elastic constant of AlN is increased by 56% and a corresponding enhancement in the velocity as well as the Debye frequency of phonons by 18%. The enhancement of these parameters in other two members (GaN, InN) is very less in comparison to AlN. The combined relaxation time of acoustic phonons is also enhanced by the polarization field. It clearly indicates the enhancement of the mean free path of phonons. Consequently the phonons travel freely without any scattering for a longer distance. Our result shows that the mean free path of phonons in AlN is lengthened more by the polarization field in comparison to the other two members at a particular frequency. Hence it is an indication that AlN has the highest response to the piezoelectric field among the binary nitrides family. [ABSTRACT FROM AUTHOR] |
