Abstrakt: The article shows that by forming clusters of impurity nickel atoms in the crystal lattice of silicon, it is possible to suppress various (existing and introduced harmful impurity atoms in the lattice), as well as oxygen atoms, which stimulates the generation of recombination centers and thermal donors.
