Abstrakt: Indium-phosphide Gunn diodes are applied as self-oscillating mixers at frequencies in the region of 90 GHz. Sensitivities for signal equals noise are = -80 dBm (10 pW) for 48-MHz bandwidth of i.f A mathematical theory using the electron velocity-field curve provides a good prediction of the conversion efficiency.
