Popis: | Visible-light-controlled resistance switching of the nanoscale oxide breakdown path is demonstrated. Two distinct digital switching behaviors pertaining to the soft and hard oxide breakdown are revealed for the first time. For soft breakdown, the leakage current is decreased when the light is turned on, and is increased when the light is turned off. For hard breakdown, the leakage current is increased when the light is turned on and is decreased when the light is turned off. The results suggest that the breakdown path may function as a nanoscale optical sensor. |
