Abstrakt: We report the design, fabrication and characterization of tensile‐strained GaInP quantum‐well single‐emitter 638‐nm lasers for RGB laser projection. P‐side‐down submounted multimode lasers with 105μm stripe width produce 2.14 W and 1.73 W at environmental temperature of 20 and 40 Celsius, respectively, limited by the catastrophic optical damage on front facet. Efficiency reaches 37.7% at room temperature. The characteristics temperature T0 is 62 K. Long‐term life test shows that the lasers are stable and reliable, suitable as 1W red source for RGB laser projection. [ABSTRACT FROM AUTHOR]
