A high-performance waveguide Ge/Si avalanche photodiode is designed and fabricated with simplified processes, showing a high primary responsivity of 0.96 A/W, a 3dB bandwidth of 27 GHz. A 50 Gbps data transmission is also demonstrated.

We propose and demonstrate a silicon-graphene heterojunction photodetector with a 100-nm-thick silicon core. The measured 3-dB bandwidth of >14 GHz at 1570 nm and the normalized photocurrent-to-dark-current ratio (NPDR) of 340 mW-1 are obtained.

A silicon integrated microwave photonic filter (IMPF) is demonstrated by utilizing a high-Q Euler-curve resonator with a large free-spectra range. The IMPF has a passband of 320 MHz and a tunable range of 8-27 GHz.
