A 53GBaud PAM4 operation of EML TOSA was demonstrated in the laser temperature range from 20°C to 70°C. For electrical input of 770 mVpp, TDECQ, extinction ratio and output power satisfied the 100G-LR4 specification.

A 40G RZ-DQPSK transmitter monolithically integrated with a tunable DFB laser array and Mach-Zehnder modulators was developed for the first time. The optical waveform of 40Gb/s DQPSK was successfully demonstrated.

We experimentally demonstrated wide dynamic range wavelength conversion employing simple feedback control with monitor PD and gain control SOA. Wide dynamic range of 10 dB was achieved for 43 Gbps NRZ signal.

First 40 Gbps operation of a 1.3 μm EML TOSA employing a cost-effective flexible printed circuit as an electrical interface is demonstrated with the extinction ratio of 7.3 dB for serial 40 Gbps Ethernet solution.
