The growth, by MOVPE, and characterisation of multilayer reflective stacks have been examined. Reflectivities of 55%–60% into air have been obtained for relatively thin (7 period) structures using both GaInAsP/InP and GaAlInAs/InP material combinat

The structural and optical properties of GaInAs/InP multiquantum well (MQW) structures grown either continuously or with growth pauses has been studied. TEM, photoluminescence and absorption spectroscopy have shown that excellent quality MQWs are pro

For the first time, a laser and high-speed modulator are integrated using a common shallow etched ridge waveguide. Ion implantation lateral to the modulator ridge provides electrical isolation suitable for 10 Gb/s long reach, 55 /spl deg/C operation.

A surface ridge DBR laser has been fabricated using conventional InP processing techniques, with the Bragg gratings defined by e-beam lithography. For a phase grating comb spacing of 6.8 nm, a nine grating device is predicted to yield complete covera

The first 8×8 arrays of multiquantum well asymmetric Fabry–Perot modulators in the InGaAs/InP material system are reproted. These arrays have optical access through the substrate and are flipchip solder bond assembled for direct connection to sili

Actively aligned fibre termination can be a significant cost contribution to the manufacture of optoelectronic components. Micro-machined piece-parts can allow a self-aligned construction to be used, with consequent savings. This paper describes the
