The development of a 8b GaAs shift register employing transmission gates operating at clock rates up to 2.2GHz will be discussed. Low speed operation down to 1MHz has been demonstrated.

This report will discuss the characteristics of 5-stage prescalers and shift registers, functional at GHz clock rates. For gate lengths of 1.1 and 1.5μm, propagation delays of 48 and 61ps were obtained. Power dissipation was 0.55mw per gate.

A hybrid active element employing an electron beam to control the output current of a semiconductor device will be described. Device is capable of large gains, fast response, and high output power.
