A rate equation model for static and dynamic behavior of 1.55 /spl mu/m InGaAsP multiquantum-well (MQW) semiconductor lasers has been developed. A three level scheme for the rate equations has been chosen in order to model carrier transport effects.

The deposition of semi-insulating InP and the realization of a p-n junction by pulsed metalorganic epitaxy improves the regrowth adjacent to tall mesa stripes, avoiding a polycrystalline deposit on the SiN x mask and bumps formation near the edges. B

Based on analogies between electromagnetics and quantum mechanics, we introduce a method to calculate the electronic subband structure in finite-barrier quantum wires of arbitrary shape. Our method is computationally simple, and results are in satisf

In the present paper we report the realization of a mode-locked hybrid distributed Bragg reflector (HDBR) laser for picosecond optical pulse generation at 10-GHz repetition rate, 12.7-ps 2-mW optical pulses, with 400-MHz locking bandwidth have been o

A hybrid source has been realized, integrating a fast Fabry-Perot laser and a fiber grating. The device has shown very good performances in the 1530-1570-nm range, obtaining 16 mA of threshold current at 20/spl deg/C, 1.6-mW fiber optical power and 4

In this letter, we report the realization of a 1.55-/spl mu/m spot-size-converted (SSC) laser using conventional SCH-MQW active layers and conventional photolithography. The laser consists of a 300-/spl mu/m-long rectangular gain section, with compen

A high-yield 10Gb/s electroabsorption-modulated DFB laser for spans up to 10km is presented. Compared to a directly-modulated DFB laser, it offers higher dynamic performances over the whole 0÷85°C temperature range allowing simplified RF test and c

We report the realization of a low cost 1.55-/spl mu/m spot size converted (SSC) laser using conventional SCH-MQW active layers. The laser consists of a rectangular gain section, a linear taper and a passive waveguide. The lateral taper and the passi

Combining an optimised active region based on InGaAsP strained MQW (multi quantum well) and a low parasitic lateral confinement region, we fabricated 10 Gb directly modulated uncooled DFB lasers which represent, we believe, the state of art. Our DFB
