We demonstrate the first electrically-pumped, GaAs-based vertical-cavity surface-emitting lasers (VCSELs) emitting in the 1500 nm range that operate in continuous wave mode at and above room temperature. The VCSELs employ a dilute-nitride GaInNAsSb/G
