Bandstructure engineering has enabled a broad array of semiconductor heterostructure devices, such as quantum cascade lasers, whose performance is governed by a broad parameter space involving intertwined physical properties. Using present methods it
Optical nonlinearities and quantum coherences have the potential to enable efficient, high-temperature generation of coherent THz radiation. This LDRD proposal involves the exploration of the underlying physics using intersubband transitions in a qua

We demonstrate the general capabilities of the developed methodology by tuning the emission frequency of a GaAs/Al x Ga 1-x As THz QCL over a frequency range of 2.9 THz, and the Al fraction over a range of 0.17.
Remote optical detection of molecules, agents, and energetic materials has many applications to national security interests. Currently there is significant interest in determining under what circumstances THz frequency coverage will aid in a complete

Using a microscopic theory based on the Maxwell-semiconductor Bloch equations, we investigate the feasibility of an optically pumped electrically driven terahertz (THz) quantum-cascade laser as a pathway to room-temperature THz generation. In optical
Influence of radiative coupling on coherent Rabi intersubband oscillations in multiple quantum wells

Physical Review B. 73
The dependence of multiple quantum well intersubband Rabi oscillations on the radiative coupling between different quantum wells is investigated. We show that in a highly doped multiple quantum well sample, radiative coupling has a large impact on co

We investigated many-body and radiative coupling effects on intersubband Rabi oscillations in a multiple quantum well system. Under certain conditions, radiative coupling is the dominating effect, yielding distinctively different excitation behaviors

We present a many-body theory for intersubband lasers, based on the Maxwell-semiconductor Bloch equations and detailed treatment of scattering processes. Applications involving high excitation and fast modulation conditions are presented.
