This letter describes a 2.5-Gb/s 1300-nm distributed feedback laser that can operate in a wide temperature range of -20/spl deg/C to 95/spl deg/C. We present RF and DC characteristics of the device and the statistical distribution of threshold curren

Combining an optimised active region based on InGaAsP strained MQW (multi quantum well) and a low parasitic lateral confinement region, we fabricated 10 Gb directly modulated uncooled DFB lasers which represent, we believe, the state of art. Our DFB

We have developed a 1300 nm InGaAsP MQW DFB laser which, due to its high temperature and speed performance, enables small-form-factor transceiver modules to operate at 2.5Gbit/s, uncooled, in a wide temperature range from -20 to 85 C.
