Record 11 Gb/s LWIR FSO transmission is demonstrated with a 9.6-µm directly-modulated QCL and a fully passive QCD without cooling, surpassing the previous bitrate record of DM-QCL-based FSO in this spectral window by 4 times.

Ge buffer layer was introduced between the AlGaAs/GaAs quantum well infrared photodetectors active region and Si substrate, reducing threading dislocation density. The QWIPs on both Si and GaAs substrate exhibit similar responsivity, and detectivity.

We have realized high-speed quantum well infrared photodetectors (QWIPs) for the detection of coherent radiation at 4.9 μm wavelength. Our devices have a detectivity of 4 x 10-10 cm Hz1/2 W-1 at 77 K and a bandwidth higher than 20 GHz.
