We report on a novel Mach-Zehnder modulator monolithically integrated with drivers in a photonic BiCMOS technotogy. 112 Gb/s PAM4 is successfully transmitted over 60 km SSMF using bulk optical dispersion compensation and a feed-forward equalizer.
