A Schottky diode integrated into a terahertz quantum cascade laser waveguide couples directly to the internal laser fields. In a multimode laser, the diode response is correlated with both the instantaneous power and the coupling strength to the diod

Recent advances in microfabricated terahertz quantum cascade lasers have achieved coherent power and frequency performance previously possible only with much larger gas- or vacuum-tube sources. A significant advantage offered by terahertz quantum cas

We characterized the DC transport response of a diode embedded in a THz quantum cascade laser as the laser current was changed. The overall response is described by parallel contributions from the rectification of the laser field due to the non-linea

We characterized the rectified response of a diode integrated on a terahertz quantum cascade laser transceiver. The diode response is consistent with its I-V characteristics and reflects the complex Fabry-Perot laser cavity mode spectrum.

We will review our latest efforts at making THz integrated circuits, focusing mostly on integration of a Schottky diode into the core of a quantum cascade laser to create a heterodyne receiver. We will show its capability to detect external radiation

The quantum cascade laser (QCL) is currently the only solid-state source of coherent THz radiation capable of delivering more than 1 mW of average power at frequencies above ~ 2 THz. This power level combined with very good intrinsic frequency defini

The goal of our project was to examine a novel quantum cascade laser design that should inherently increase the output power of the laser while simultaneously providing a broad tuning range. Such a laser source enables multiple chemical species ident
