We report room temperature operation of an electrically-pumped circular grating surface-emitting DBR laser. The InGaAsP/InP device emits more than IOmW at a wavelength of 1.3m under pulsed excitation.

The first 1.3μm electrically-pumped surface-emitting circular grating DBR laser operating at room temperature in a GaInAsP/InP heterostructure is reported. The threshold current was 170 mA. The surface-emitted output power was 10 mW.
